MOSFET specs

    Hi was reading some of these posts and didn’t find how fast a MOSFET can switch?

    Hello Lenny, and thanks for asking.

    I looked up a couple different MOSFETs for you to compare.

    The SPW20N60S5 Infineon Power MOSFET rated for 600volt and 20amps Id continuos. This device can switch at 4 to 6 MHz.
    The IRF540PBF Vishay MOSFET is rated for 100volt and 28amps Id continuos. This device can switch at 10.4 to 18.2 MHz.

    I noticed these 2 only rated to 20 and 28 amp, don’t IGBT go much higher in amps at 600, 1200 and 1800volts?

    So how do MOSFET compare in this power range?

    MOSFETs just are not made as big and powerful as the IGBT. The highest power MOSFET I found was a SPW55N80C3 @ 55amp and 800volt.
    Some of the IGBTs we have here go up to 1200volt @ 3600amps; meet the Infineon FZ3600R12KE3, a very big package compared to a TO-247, and lots of power capacity.
